abstract

  • A homojunction interfacial work function internal photoemission far infrared (HIWIP FIR) detectors was discussed. It was observed that the devices were of high quantum efficiency with low dark current and increased responsivity with 1-, 0.1-, 4-m-thick barrier regions. The features of the responsivity and absorption spectra were described using a model incorporating hot hole transport, free carrier absorption, and emission over the barrier. It was found responsivity increased at range 40-60 m caused by the transitions from ground to excited states of the impurity.
